New automotive high voltage thyristors and diodes available in three package options

Vishay Intertechnology has introduced 37 new high voltage thyristors and diodes for automotive applications. Qualified to AEC-Q101, the devices offer repetitive voltages from 600V to 1600V and broad current ranges in three package options. The devices are available in surface-mount DPAK (TO-252AA) and D²PAK (TO-263AB) packages and through-hole TO-247AD. The nine new thyristors provide continuous RMS on-state current from 12A to 79A, while the 28 standard and fast recovery diodes allow forward current from 8A to 65A. All devices provide up to 1000V/µs immunity. The thyristors and diodes are intended for use in the 50Hz/60Hz AC line rectification stage for on-board battery chargers in EV and HEV, where they provide a full range of charging power from 3kW to over 30kW. For inrush current limiting, the thyristors allow soft start functionality without the use of resistors and bulky mechanical relays.
