Toshiba Electronics Europe GmbH has released a new 650V-rated discrete IGBT intended for use within PFC circuits within air conditioners, home appliances, power supplies for industrial equipment, and other use cases.
The new GT30J65MRB is a 60A-rated N-channel IGBT device in a TO-3P(N) package based on the company's latest-generation technology with an optimised internal trench structure. This greatly enhances switching losses, typically 0.35mJ for turn-off (@ 175C) – an improvement of at least 40% compared to previous-generation devices. This level of improvement is mirrored in the forward voltage of the built-in diode, which commonly measures only 1.2V, thereby improving the efficiency of end equipment.
Using earlier generation IGBTs, the PFC stage of air conditioners would have an operating frequency under 40kHz. The improved switching loss of the new device allows the upper limit to increase to 60kHz, improving efficiency and decreasing associated passive devices in size/weight.
The demand for switching devices that provide low losses and enhanced switching frequencies is increasing due to the growing use of inverters in air conditioners and the requirement to lower power consumption in large-scale power supplies for industrial equipment. The company continues to extend its product lines to satisfy market trends and contribute to the efficiency of the equipment.
